In 1772 Benjamin Thompson, Jr. first married Sarah Walker Rolfe, widow of Benjamin R. Rolfe and daughter of Rev. Timothy Walker and his wife Sarah Burbeen, and by her became the father of Sarah Thompson, later Countess of Rumford, born 18 October 1774, Concord, Merrimack County, New Hampshire, died 1852, Concord, Merrimack County, New Hampshire. Sarah Thompson never married, but did adopt a child, Emma Gannell, born 1826, who was the daughter of Sarah's maid Mary Grove and her husband, silversmith Henry Gannell. About 1804 Benjamin Thompson, Jr. secondly married Marie Anne Paulze Lavoisier, widow of renowned French chemist Antoine-Laurent de Lavoisier.
